Formation of Cun+ (n=1–3), Arn+ (n=1,2) and ArCu+ ions during sputtering of a copper surface by low-energy Ar+ ion bombardment in a dilute argon atmosphere

Anotace:
Ion bombardment of solid targets gives rise to the emission of sputtered atoms, ions, and polyatomic species. Sputtering has widespread applications, e.g., during plasma-chemical etching processes, deposition of functional films, imprinting of magnetic structures and ion beam milling of patterned magnetic tunnel junctions, in direct current and magnetron discharges, for the formation of nanosize clusters, for the operation of ion thrusters, and in fusion devices. The sputtering process is reasonably well understood and can be described e.g. within the so-called collision cascade model. The energy distribution of sputtered particle carries important information about the interaction of particles with solid materials.
In the presentation the formation of monoatomic Ar+ and Cu+, diatomic Ar2+, ArCu+, and Cu2+, and triatomic Cu3+ ions during 500 eV Ar+ ion bombardment of a copper surface in a dilute argon atmosphere was investigated by means of energy-resolved mass spectrometry. Energy spectra of Arn+ (n = 1; 2), Cun+ (n = 1–3), and ArCu+ ions show distinct features which are related to the specific formation processes taking place in the plasma region and during ion bombardment of the Cu cathode.
